Subject: A hump in Zerbst plot of C-t measurment !!!!

I would like to know the origin of the unusual Zerbst plot I measured once.

They told me it was a p-MOS structure. I think an implantation step did
occure during processing
giving rise to a donor layer !!! But i 'm not sure, why i search for
assistance. For people who don't have access to the web it's a smal pic
hump) in the mid line of the volumic part of Zerbst plot.
